  • Investigating the effect of self-trapped holes in the current gain
           mechanism of β−Ga2O3 Schottky diode photodetectors

      Abstract: Monoclinic gallium oxide (β−Ga2O3) has found great research interest in solar blind photodetector (SBP) applications due to its’ bandgap ∼4.85 eV and availability of high quality native crystal growth. Applications includ- ing missile guidance, flame detection, underwater/intersatellite communication and water purification systems require SBPs. β−Ga2O3 SBPs with high responsivity values have been published indicating internal gain in these devices. The gain has been attributed to accumulation of self-trapped hole (STH) below Schottky metal which the lowers Schot- tky barrier in these devices based on some approximations rather than a proper device simulation. In this paper, technology computer-aided design (TCAD) simulation of β−Ga2O3 SBPs are performed to numerically investigate the effect of low hole mobility STHs on Schottky barrier lowering (SBL). The simulations revealed that based on the theoretical hole mobility of 1 × 10−6 cm2V−1s−1 , photoconductive gain in β−Ga2O3 based photodetectors cannot be attributed to STH related hole accumulation near Schottky contact. It is found that hole mobility in the range of 1 × 10−10 cm2 V−1 s−1 − 1 × 10−12 cm2 V−1 s−1 is required to induce ∼ 0.3 eV of SBL potential. Unless such low hole mobility is reported either experimentally or theoretically, it is not reasonable to attribute gain to STH formation in these devices.

  • The investigation of the complex dielectric and electric modulus of
           Al/Mg2Si/p-Si Schottky diode and its AC electrical conductivity in a wide
           frequency range

      Abstract: The Al/Mg2Si/p-Si Schottky diode was fabricated using spin coating. The real (ε′) and imaginary (ε′′) components of complex dielectric (ε*), the real (M′) and imaginary (M′′) components of complex electric modulus (M*) and AC electrical conductivity (σ AC ) of the fabricated Al/Mg2 Si/p-Si Schottky diode (SD) were examined by using the impedance spectroscopy (IS) measurements in a wide frequency range of 1 kHz-1 MHz. The ε ′ and ε ′ ′ were obtained using the value of measured capacitance and conductance while the values of dielectric loss tangent (tanδ, M′, M′′ and σAC were obtained using the value of ε′ and ε′′. While the values of ε′, ε′′ and tanδ are almost independent of the frequency in the inversion and accumulation region, their value changes with the frequency, especially in the depletion region. The σAC was examined depending on the frequency and it was seen that its value increased with increasing frequency especially in depletion and accumulation region. The experimental results showed that the Mg2 Si can be used instead of conventionally used dielectric materials (SnO2 , SiO2 ).

  • The effect of two different substituted atoms in lithium positions on the
           structure of garnet-type solid electrolytes

      Abstract: Li7 La3 Zr2 O12 (LLZO), lithium lanthanum zirconate is a promising garnet-type solid electrolyte that is being intensively studied for solid-state lithium batteries. The properties of LLZO such as compatibility with the lithium electrode, stability, and ionic conductivity make them to be used in all solid-state batteries. Moreover, lithium ion concentration and distribution, doping different cations, chemical composition, and interaction between different dopants have remarkable effects on the ionic conduction of LLZO material. Herein, we investigate the solid electrolyte, Li6.4 (Ga(1−y) In(y) )0.2 La3 Zr2 O12 (y = 0.05, 0.10, 0.15, 0.20), by probing the influence of indium substitution to gallium sites at the same lithium concentration on the structure and the lithium ion conduction. A conventional solid state route, ball milling was used to synthesize the materials. Crystal structure, morphology, ionic conduction, and local electronic structure were analysed by X-ray diffraction (XRD), scanning electron microscopy (SEM), electrochemical impedance spectroscopy (EIS) and X-ray absorption fine structure (XAFS) techniques, respectively. The results revealed that the existence of indium effected the conduction adversely, although made no significant changes on the local structure.

  • Sputtered 2D transition metal dichalcogenides: from growth to device
           applications

      Abstract: Starting from graphene, 2D layered materials family has been recently set up more than 100 different materials with variety of different class of materials such as semiconductors, metals, semimetals, superconductors. Among these materials, 2D semiconductors have found especial importance in the state of the art device applications compared to that of the current conventional devices such as (which material based for example Si based) field effect transistors (FETs) and photodetectors during the last two decades. This high potential in solid state devices is mostly revealed by the transition metal dichalcogenides (TMDCs) semiconductor materials such as MoS2 , WS2 , MoSe2 and WSe2 . Therefore, many different methods and approaches have been developed to grow or obtain so far in order to make use them in solid state devices, which is a great challenge in large area applications. Although there are intensively studied methods such as chemical vapor deposition (CVD), mechanical exfoliation, atomic layer deposition, it is sputtering getting attention day by day due to the simplicity of the growth method together with its reliability, large area growth possibility and repeatability. In this review article, we provide benefits and disadvantages of all the growth methods when growing TMDC materials, then focusing on the sputtering TMDC growth strategies performed. In addition, TMDCs for the FETs and photodetector devices grown by RFMS have been surveyed.
